[問題] 關於半導體中雜質濃度
小弟我想請問
若摻雜 硼原子 2*10^16 cm^-3
砷原子 1.5*10^16 cm^-3
求300K下 電子電洞濃度 移動率 電阻係數
小弟想問
為何 p(電洞濃度)=NA-ND=2*10^16-1.5*10^16=5*10^15
為什麼兩個摻雜的濃度相減???
而且兩個摻雜濃度的數量級差不多
怎算出來 p>>n ( n=1.86*10^4 cm^-3 )
且電洞的移動率up=up(NA+ND)=3.5*10^16*uP=290 cm^2/v-s ???
小弟我想不出來為何要這樣算 且上面的up哪來 T_T
最後知道 p>>n 所以電阻係數=1/qup*p...
懇求半導體高手解答~~~~~~~~~~~~~~
